We present and review dopant mapping examples in semiconductor device structures by electron holography and outline their potential applications for experimental investigation of two-dimensional (2D) dopant diffusion on the nanometer scale. We address the technical challenges of the method when applied to transistor structures with respect to quantification of the results in terms of the 2D p-n junction potential and critically review experimental boundary conditions, accuracy, and potential pitfalls. By obtaining maps of the inner electrostatic potential before and after anneals typically used in device processing, we demonstrate how the "vertical" and "lateral" redistribution of boron during device fabrication can directly be revealed. Such data can be compared with the results of process simulation to extract the fundamental parameters for dopant diffusion in complex device structures.  相似文献

Optoacoustic (OA) imaging utilizes short laser pulses to create acoustic sources in tissue and time resolved detection of generated pressure profiles for image reconstruction. The ultrasonic transients provide information on the distribution of optical absorption coefficient that can be useful for early cancer diagnostics. In this work a new design of wide-band array transducer is developed and tested. The array consists of 32 focused piezo-elements made of PVDF slabs imposed on a cylindrical surface. A single array element response to an OA signal coming from arbitrarily located point source is investigated theoretically and experimentally. The measured signals correspond well to numerically calculated ones. Focal zone maps of the elements with aperture angles 30 degrees and 60 degrees are presented and discussed; the resolution in direction perpendicular to the imaging plane is determined. Point spread function of the whole array is calculated using experimentally obtained signals from the sources located at different distances from the array. Backprojection algorithm is employed for reconstruction of the optoacoustic images. It is shown that the spatial resolution of the images yielded by the proposed array increases significantly compared to previous transducer designs.  相似文献

Entrainment by a pacemaker, representing an element with a higher frequency, is numerically investigated for several classes of random networks which consist of identical phase oscillators. We find that the entrainment frequency window of a network decreases exponentially with its depth, defined as the mean forward distance of the elements from the pacemaker. Effectively, only shallow networks can thus exhibit frequency locking to the pacemaker. The exponential dependence is also derived analytically as an approximation for large random asymmetric networks.  相似文献

An experiment on the investigation of optical diffraction radiation (ODR) from a slit target as a possible tool for noninvasive electron beam-size diagnostics has been performed at the KEK accelerator test facility. The experimental setup has been installed at the diagnostics section of the extraction line. We have performed the first incoherent ODR observation from a slit target. The measured angular distributions are in reasonable agreement with the theoretical expectation. The beam-size effect onto the ODR angular pattern has been observed. Moreover, the sensitivity to the beam size as small as 14 microm has been achieved.  相似文献

When a rotating rod is brought into a polymer melt or concentrated polymer solution, the meniscus climbs the rod. This spectacular rod climbing is due to the normal stresses present in the polymer fluid and is thus a purely non-Newtonian effect. A similar rod climbing of an interface between two fluids has therefore been taken as a signature that one of the fluids exhibits normal stress effects. We show here, however, that the effect can occur with simple Newtonian fluids: it occurs when a Taylor-Couette instability happens in the less viscous of the two liquids but not in the more viscous one.  相似文献
